PL images and micro-PL maps were taken to investigate Cu and Ni precipitates in Si. The micro-PL mapping allowed highly resolved investigation of the precipitates. Markedly different precipitation patterns were observed in n- and p-type samples. The patterns are proposed to be affected by interstitials and vacancies. Dopant effects on the intrinsic point defects are discussed based on the findings.
