A V-band three stage transformer coupled differential power amplifier with bandwidth of 28.8 GHz is presented. The techniques to boost bandwidth and power efficiency are analyzed in detail. The well-planed dummy filling to increase circuit reliability in deep-scaled technologies is presented. The theoretical analysis about dummy filling is presented and validated by 3-D EM simulator.
