Crystallization processes of sol–gel derived SrTiO3 films have been investigated systematically. The crystallization processes included two stages, firstly, the coordination of the cations changed from the carboxylate groups to the carbonate groups; secondly, the resulting pervskite SrTiO3 was crystallized by the decomposition of the carbonate groups. The intermediate with carbonate groups has also been observed in the SrTiO3 films annealed at 500 °C by the Raman peak shift near 1071 cm−1. The stoichiometry of the intermediate, close to Sr2Ti2O5CO3, has been further confirmed by the TG-DSC and XPS results.
