摘要
六氟丁二烯作为干法刻蚀气体,相对于传统的全氟刻蚀气,具有环境友好,刻蚀精度高、选择性好等优点。对六氟丁二烯的制备、纯化及应用做了简要介绍,并对其工业化生产现状做了简单描述。
Compared with traditional perfluorinated etchant gas,hexafluorobutadiene has the advantages of environmental friendliness,high etching accuracy and good selection as a dry etching gas. This paper introduces the preparation,purification and application of hexafluorobutadiene,and gives a brief description of its industrialized production status.
