Radiation hardness of SI GaAs detectors against gamma-rays, neutrons and electrons was compared. Good agreement was achieved between the experimental results and displacement damage factor of different types of radiation. CCE and FWHM first slightly improved (by 1–8%) and just then degraded with the cumulative dose. An increase of detection efficiency with cumulative dose was observed.
